Vishay Intertechnology, Inc. announced the availability of 15 new FRED Pt 5th generation 600 V and 1200 V Hyperfast and Ultrafast recovery rectifiers in the small SOT-227 package. Vishay Semiconductors rectifier conduction and switching losses are state-of-the-art in their class, improving the efficiency of high-frequency inverters and soft-switching or resonant circuits.

The devices announced today can be used with MOSFETs or high-speed IGBTs for PFC, electric (EV)/hybrid electric vehicle (HEV) battery charging station output rectifier stages, solar inverter booster stages and UPS. In these applications, the rectifier conduction losses are lower than previous generation devices, while reverse recovery losses are low. In addition, the semiconductor device in the SOT-227 package is insulated from the copper substrate, which facilitates the construction of general-purpose heat sinks and small assemblies.

The 30A / 600 V devices are available in a single-phase bridge configuration, and the 60 A - 300 A / 600 V - 1200 V devices are available in a dual diode configuration. The rectifiers are available in X-type Hyperfast and H-type Ultrafast in two speed types. The advantage of the H-type rectifier is low conduction loss, and the advantage of the X-type rectifier is the fast recovery speed. The device operates up to +175 °C.
